Non-quasi Static (NQS) Model

An non-quasi-static (NQS) model is desirable in some mixed signal IC and radio frequency (RF) applications.

For long channel devices the channel transit time is roughly inversely proportional to (Vgs -Vth) and proportional to L2 .

沒有NQS模型的時候，通常電路設計者會在高頻中將一個長溝道MOSFET分割成N個等塊，但是在溝道長度變小的時候，這個方法也不適用了。

 

In BSIM3, an NQS model based on the Elmore equivalent RC circuit is used. It employs a physical relaxation time approach to account for the finite channel charging time. This NQS model is applicable for both large signal transient and small signal AC analysis, as is discussed next.
